A Phase-Leg Full SiC Power Module Used in Vienna Rectifiers

This paper presents a full SiC power module for Vienna rectifiers with ultra-low commutation loop inductances based on double-side sintering technique. An optimized layout scheme was proposed for the module. The neutral point of DC bus was separated into two parts so that two commutation loops can be decoupled. Also it provides more degrees of freedom for layout. Thus the parasitic inductances can be minimized to the largest extent. Besides, a symmetric structure makes parasitic inductances in two commutation loops equivalent. Then a RC network was introduced to suppress voltage overshoot across MOSFET and voltage oscillation on DC bus. Furthermore, a method of selecting proper decoupling capacitance and damping resistance is provided. Some simulations were carried out and the results show that the optimized layout is superior to the conventional one. And a prototype has been built up.
